[0002] 热量是硅类半导体的最大威胁,随着电子工业的飞速发展,电子产品的体积尺寸赶来越小,功率密度越来越大,解决散热问题是对电子工业设计的一个巨大的挑战。
变频器属大功率电力电子设备,内部配备大量功率半导体器件,工作过程中会产生大量热量。
而功率半导体器件IGBT管属温度敏感器件,因结温过高导致功率半导体器件烧毁是变频器故障中最常见的原因之一。
为保证变频器设备的稳定可靠运行,散热系统的设计是关键的一环。
[0003] 实际经验表明,散热系统设计的好坏,直接影响到变频器能否长时间安全稳定的工作。
原先的变频器IGBT单管是通过厚膜陶瓷电路或绝缘纸或FR4线路板来散热和绝缘的。
传统的玻璃很容易破碎机械性能差,绝缘纸是导热性能差。
传统的FR4线路板为一般为三层结构,上下两层为铜层,中间为导热性能较差的FR4层,铜层厚度较薄,一般为l~3oz,FR4层较厚,一般为0.6mm以上,热量由线路板上表面传到线路板下表面热阻较大,会有比较大的温差。

铜箔的厚度能够影响金属基板的热传导能力,增加铜箔厚度,能够提高金属基板的热传导能力。

[0024] 如图1-3所示,本实用新型提供的变频器IGBT散热结构,它包括IGBT单管1、金属基板2、散热器3、PCB板4。
IGBT单管I有管脚12和单管散热片11,管脚12作为插件焊接在PCB板4上,提供电气连接,PCB板4为双面布铜的FR4线路板。
单管散热片11采用贴片工艺焊接在金属基板。
如图4所示,金属基板为三层结构,从上到下依次为铜层21、绝缘层22、金属基层23,金属基层材料为铝。
6个IGBT单管的散热片11采用贴片工艺焊接在金属基板2的金属基板铜层21上。
金属基板2的金属基层23采用带粘性的导热界面材料粘结在散热器3上。
金属基板铜层21的厚度为2oz;绝缘层22的材料为FR4,厚度为1z;金属基层23的厚度为0.95-1.05mm。
散热器3长47mm,宽33mm,高31mm,底板厚度2.5mm,翅片厚度1.6mm,翅片间距7mm。
[0025] 金属基板2也可以通过螺丝固定在散热器3上,导热界面材料可以选用不带粘性的导热界面材料。

1.一种变频器IGBT散热结构,它包括IGBT单管(I)、金属基板(2)、散热器(3)、PCB板(4)、导热界面材料层(5),所述IGBT单管(I)有IGBT管脚(12)和单管散热片(11),所述IGBT管脚(12)插装焊接到PCB板(4)上,其特征在于:所述金属基板(2)为三层结构,从上到下依次为金属基板铜层(21)、金属基板绝缘层(22)、金属基板金属基层(23);单管散热片(11)焊接在金属基板铜层(21)上,金属基板(2)固定在散热器(3)上,金属基板(2)和散热器(3)之间有导热界面材料层(5)。
